Theory of multistability and domain formation in semiconductor superlattices

Abstract

In this contribution we present a dynamical model for domain formation in a semiconductor superlattice. We find multistability in the current-voltage characteristics where the different states are associated with high-field domains of different sizes. Switching times of the order of 50ps are observed. Additionally, oscillatory behavior is observed for less strongly doped samples.
